SIMULATION OF SOLAR CELLS BASED ON HETEROSTRUCTURES AlxGa1-xAs - InxGa1-xAs - GaAs
Abstract
The program Silvaco TCAD simulated electrical parameters of solar cells based on AlxGa1-xAs - InxGa1-xAs - GaAs under AM 1.5 for different values of x. It is shown that the solar cells on the basis of AlxGa1-xAs - InxGa1-xAs - GaAs may be quite higher efficiency compared to the efficiency of conventional solar cells.
