THE PROSPECT OF GETTING SOLAR CELLS BASED ON GRADED-GAP HETEROSTRUCTURES Al<sub>x</sub>Ga<sub>1-x</sub>As - In<sub>x</sub>Ga<sub>1-x</sub>As
Abstract
The paper calculated the structures 2-junction solar cells based on heterostructures of graded-gap AlxGa1-xAs - InxGa1-xAs. It is shown that the efficiency of 2-junction graded-gap solar cells based on heterostructures AlxGa1-xAs - InxGa1-xAs can reach 28,1 % at AM1.5. It has been studied as a function of solar energy conversion efficiency of these solar cells on the lifetime of minority carriers and the thickness of the photoactive layer.
